研究背景與挑戰

鈣鈦礦/硅疊層太陽能電池因能突破單結電池的效率極限,成為下一代光伏技術的重要候選。特別是在工業化紋理硅基板上,此技術展現出優異的光捕獲能力與成本效益,具備良好的產業化前景。然而,其商業化仍面臨關鍵技術瓶頸:

這些制程穩定性問題及其引發的性能衰退,嚴重制約了鈣鈦礦/硅疊層電池的長期穩定性與耐用性,成為大規模工業化生產的關鍵技術障礙


研究團隊與重要成果

這項研究由南京大學固態微結構國家重點實驗室的譚海仁教授與孔文馳教授共同領導,發表于期刊ACS Energy Letters。研究團隊成功解決了鈣鈦礦/硅疊層電池工業化制程的核心難題:混合兩步沉積法中高溫高濕空氣退火造成的薄膜分解與PbI2副產物問題。

團隊的關鍵創新在于引入DMPESI疏水性內部封裝層。有效抑制了退火過程中鈣鈦礦表面分解,同時顯著降低非輻射復合速率,優化晶體生長質量,進而改善器件的開路電壓與填充因子。這是將DMPESI成功應用于紋理基板的混合蒸發-溶液沉積制程,大幅拓展了該分子的應用領域。

團隊制備的工業化紋理鈣鈦礦/硅疊層電池達到30.49%的轉換效率,在長期穩定性測試中,經過1800小時最大功率點追蹤測試后仍保持初始效率的84%,723小時濕熱測試后維持初始效率的80%。這些數據遠超對照組表現,充分證明此方法在提升器件穩定性與耐用性方面的顯著效果。該技術可適用于高濕度環境制備,為工業化大規模低成本生產奠定了堅實基礎。

透過精巧的薄膜沉積與添加劑策略,來制備高效能且穩定的鈣鈦礦/硅疊層太陽能電池。以下是主要實驗步驟:

·        基板準備與底層電池構建:使用了工業化紋理的硅異質結 (SHJ) 底層電池作為基板。為了制備疊層電池,首先會將4吋硅晶圓進行雷射切割成2.5 × 2.5 cm2的尺寸,隨后進行200°C的退火以修復濺射損傷。接著,在硅基板上濺射20奈米厚的氧化銦錫 (ITO) 作為復合結層。

·        鈣鈦礦層的兩步沉積法:鈣鈦礦薄膜的制備采用了混合兩步蒸發-溶液沉積法。

o   無機骨架形成:首先,透過熱蒸發的方式,在基板上共同蒸發PbI2CsBr,形成約540奈米厚的無機骨架層。

o   有機鹽溶液旋涂及DMPESI添加:隨后,將含有鈣鈦礦前驅物 (FA0.8Cs0.2Pb(I0.8Br0.2)) 的有機鹽溶液,以及關鍵的穩定劑——DMPESI,旋涂到已形成的無機薄膜上。此DMPESI添加劑在溶液中扮演關鍵角色,能夠與PbI2反應形成疏水性的內部封裝層。

o   預退火與空氣退火:旋涂后的薄膜會先在90°C的氮氣環境中進行預退火處理。接著進行關鍵的空氣退火步驟,在約150°C和約45%相對濕度(或在高濕度測試中達60%相對濕度)的環境下退火20分鐘。這個步驟是DMPESI形成保護層,抑制鈣鈦礦分解的關鍵。

·        上層與電極沉積:在鈣鈦礦層制備完成后,會依序沉積電子傳輸層與電極。

o   對于單結鈣鈦礦太陽能電池,首先熱蒸發20奈米的C60薄膜,接著透過原子層沉積 (ALD) 15奈米的SnO2。

o   對于疊層太陽能電池,在C60層之后,是濺射50奈米的ITO

o   最后,熱蒸發銀 (Ag) 作為頂部電極(單結電池為150奈米,疊層電池為400奈米)。

·        抗反射層制備 (針對疊層電池):為進一步提升疊層電池的光捕獲能力,最后會在其表面熱蒸發100奈米的MgF2作為抗反射層。


表征方法與結果

準費米能級分裂(Quasi-Fermi Level Splitting, QFLS)

評估鈣鈦礦薄膜中非輻射復合損失程度與缺陷鈍化效果,QFLS提升直接關聯器件開路電壓VOC改善。采用405 nm雷射激發源,通過光纖導入積分球測量系統,雷射強度調整至1 Sun等效條件下進行光致發光量子產率測定。

DMPESI處理顯著提升了各層結構的QFLS,其中鈣鈦礦體材料作為主要VOC損失來源在處理后得到明顯改善DMPESI有效抑制了空氣退火過程中的表面分解,降低界面非輻射復合,使得鈣鈦礦/C60界面處的VOC損失相應減少。透過對純鈣鈦礦薄膜、HTL/鈣鈦礦及HTL/鈣鈦礦/ETL三種堆棧結構的系統性比較,證實DMPESI處理在各界面均展現優異的缺陷鈍化能力。

Figure 3d展示不同堆棧結構中提取的QFLS值比較。DMPESI處理組在純鈣鈦礦、HTL/鈣鈦礦及HTL/鈣鈦礦/ETL各層界面的QFLS值均顯著高于控制組,直觀呈現其在抑制非輻射復合損失方面的效果,有力解釋了器件VOC提升的根本原因。

電致發光量子產率(EQEEL)

進一步分析器件非輻射復合并量化單結太陽能電池中的準費米能級分裂。使用Keithley 2450電壓源測量單元提供恒定電流密度,通過積分球和校準光譜儀測量器件各方向發出的光子。

DMPESI處理顯著改善電致發旋光性能:在相當于1 Sun模擬電流密度條件下,DMPESI處理組器件EQEEL0.430%,顯著優于控制組的0.145%。對應的VOC損失分別為142 mV170 mV,DMPESI處理組VOC損失減少28 mV。此結果表明DMPESI處理通過抑制表面分解和優化結晶過程,實現更優異的鈣鈦礦質量與更低的非輻射復合,從而有效改善器件開路電壓。

Figure 3e展示控制組與DMPESI處理組鈣鈦礦器件的EL光譜比較。DMPESI處理組EL強度顯著高于控制組,有力證明DMPESI有效抑制非輻射復合,使更多載流子以輻射復合形式發光,展現優異的載流子質量。

電流密度-電壓(J-V)曲線測量

評估太陽能電池光伏性能參數,單結電池在充氮手套箱中使用Keithley 2400測量,疊層電池使用Keithley 2450電壓源測量單元,在EnliTech SS-X 3A太陽光模擬器照射下于空氣中測量。

DMPESI處理顯著提升器件性能表現:單結鈣鈦礦電池最佳效率達21.2%VOC = 1.227 V,JSC = 21.0 mA cm-2,FF = 82.4%),對照組僅20%,且正向掃描幾乎無J-V遲滯現象。

工業化紋理鈣鈦礦/硅疊層電池實現突破性的30.49%實驗室效率,獲得29.8%認證效率,相較對照組的29.05%,絕對效率提升超過1%,VOC提升40 mV,FF提升近2%。統計分析顯示DMPESI修飾疊層電池平均效率比對照組提升1.2%。

Figure 3a展示單結鈣鈦礦電池最佳J-V曲線比較。DMPESI處理組器件曲線形狀更佳,正反掃描遲滯現象顯著減少,證實性能穩定性與效率提升。

Figure 4d呈現疊層電池最佳J-V曲線與效率分布統計。DMPESI處理組曲線明顯優于控制組,特別在開路電壓與填充因子方面,內嵌圖統計超過30個器件的效率分布,顯示處理組平均效率顯著提高且數據分布更集中。

外部量子效率(EQE)

測量電池在不同波長下的光子-電子轉換效率并計算集成光電流密度。單結電池在空氣中使用配備鎖相放大器的QE系統測量,疊層電池采用波長850 nm(底層電池)和460 nm(頂層電池)高亮度LED偏置光進行偏置照明測量。

DMPESI處理改善光譜響應特性:單結鈣鈦礦電池中,DMPESI處理組集成光電流密度達21.30 mA cm-2,優于控制組的21.19 mA cm-2。疊層電池的鈣鈦礦頂部子電池與SHJ底部子電池集成電流密度分別為20.6720.25 mA cm-2,頂部子電池略高的電流密度設計旨在策略性引入電流失配,提升疊層器件性能與操作穩定性。

在紋理基板上,DMPESI處理器件在550 nm以下波段顯示更高的整體響應,歸因于表面分解產生的PbI2寄生吸收減少

Figure 3c單結鈣鈦礦電池EQE曲線比較。DMPESI處理組在光譜響應上呈現提升,特別在短波長區域表現更佳,與其更高JSC值相符。

最大功率點追蹤(MPPT) / 操作穩定性(ISOS-L-1)

評估器件在模擬陽光下長期運行穩定性。在環境空氣(30-50%相對濕度)中使用多色LED模擬器提供AM1.5G標準光照(100 mW cm-2),器件運行溫度約35°C(自熱),環境溫度25°C,無主動冷卻條件下進行封裝器件測試。

DMPESI處理顯著提升長期操作穩定性:經DMPESI修飾的疊層器件在近1800小時MPPT測試后仍保持初始效率的84%。對照組器件僅在890小時后即迅速降解至初始效率約75%,展現出明顯的性能差異。

Figure 4g展示封裝疊層器件在AM1.5G全光譜模擬陽光下的MPP追蹤結果。DMPESI處理組效率隨時間衰減速度顯著慢于控制組,有力證明其操作穩定性表現。

濕熱測試(Damp Heat) / 長期穩定性(ISOS-D-3)

評估器件在高溫高濕環境下的長期穩定性。將封裝疊層器件置于環境測試箱中,維持恒定85°C溫度和85%相對濕度超過800小時,定期測量性能(約30分鐘冷卻后)。

DMPESI處理展現優異耐濕熱性能:經DMPESI修飾的疊層器件在723小時濕熱測試后仍維持初始效率的80%,耐用性表現突出。對照組器件在334小時后即降解至初始性能的67%,顯示DMPESI在惡劣環境下的保護效果。

Figure 4h展現封裝器件在85°C/85% RH黑暗條件下的長期穩定性測試結果。DMPESI處理組在高濕熱環境下展現更緩慢的效率衰減趨勢,再次確認其優異的耐用性表現。

其他表征

X射線衍射(XRD)

表征鈣鈦礦薄膜相組成與結晶質量。DMPESI濃度超過3 mg/mL時在處形成1D DMPESPbI3相,處理組薄膜在延長退火及高濕度暴露下PbI2生成量微乎其微,對照組則顯著增加。(Figure 1b)

掃描電子顯微鏡(SEM)

觀察薄膜形態與晶粒尺寸變化。DMPESI處理薄膜在退火過程僅輕微分解并伴隨晶粒顯著生長,在紋理基板上呈現更均勻形態和更大晶粒,對照組則經歷嚴重表面降解。(Figure 2a)

X射線光電子能譜(XPS)

確認DMPESI分子引入與Pb-I鍵合環境化學重構。S 2p光譜166.0 eV信號證實DMPESI引入,Pb 4fI 3d核心能級結合能下移歸因于1D結構中Pb-I鍵長增加。(Figure 1d.e)

飛行時間二次離子質譜(TOF-SIMS)

探究DMPESI在薄膜內空間分布。添加劑主要富集于薄膜表面和底部界面區域,體內積累可忽略,歸因于芳基添加劑共軛環結構的空間位阻效應。(Figure 1f)

時間分辨光致發光(TRPL)

測量載流子壽命評估非輻射復合速率。DMPESI處理薄膜載流子壽命顯著延長至1045.0 ns(對照組515.8 ns),證明有效降低非輻射復合速率。(Figure 2f)

結論

研究團隊通過引入DMPESI疏水性添加劑,成功解決了鈣鈦礦/硅疊層電池工業化制程的核心技術瓶頸,取得突破性成果。

DMPESI分子與PbI2反應形成1D DMPESPbI3鈣鈦礦,在界面形成保護性封裝層,有效抑制空氣退火過程中的薄膜分解。此機制促進更大晶粒形成,降低缺陷密度,顯著改善載流子壽命(1045.0 ns vs 515.8 ns),并提升薄膜在高溫高濕環境下的穩定性。
